These are advanced automotive power modules designed for modern inverter systems. They are based on silicon carbide (SiC) technology and built in a single‑switch topology, providing exceptional efficiency, high reliability, and design flexibility.


The TM module family uses the latest Wolfspeed SiC MOSFET transistors, offering a compact baseplate‑less design, low parasitic inductance, and high thermal robustness.
All of this makes the TM series an ideal fit for e‑mobility, industrial drives, and electric aviation, setting a new standard in power conversion by combining high performance with durability and ease of integration.

Electrical and Thermal Parameters:

  • Voltage classes: 650 V (Gen 3 MOSFET) and 1200 V (Gen 4 MOSFET);
  • Rated currents: up to 440 A (650 V) and 320 A (1200 V);
  • High‑temperature capability: junction temperature up to 200 °C for 100 h over the product lifetime; operation compliant with automotive load profiles;
  • Low switching losses thanks to advanced MOSFET structure and optimized module layout;
  • Creepage distance > 6.3 mm and CTI > 600, ensuring high insulation robustness.

 

Mechanical Design and Features:

  • Compact baseplate‑less construction with SiN insulation, providing:

- high thermal conductivity

- strong resistance to thermal cycling

  • Sinterable and solderable silver‑plated bottom surface for maximum reliability, thermal performance, and compatibility with standard assembly lines;
  • Laser‑welded power terminals enabling automated connections;
  • Two signal‑pin lengths: 18.5 mm and 19 mm, simplifying PCB and harness integration.
