Gen 4 Wolfspeed products available now at Maritex

Building on a legacy of SiC innovation, Wolfspeed has regularly unveiled cutting edge technology solutions redefining industry benchmarks. The latest example of such approach are the Gen 4 products which have just been launched to the market.

Targeted at high-power automotive (AEC-Q101 qualified), industrial, and renewable energy systems, Gen 4 MOSFETs constitute a paradigm change in SiC technology. These devices provide a versatile foundation enabling a long-term road map of application optimized products. Every Gen 4-based design focuses on three performance vectors:

1. Designed to last, even in the harshest environments:

• Improved safety margins with up to a 2.3 µS short circuit withstand time without trade-offs to high temperatures R_DS(ON) performance;
• Reduce ringing within the same or smaller design margin via soft body diode’s 80% reduction in VDS overshoot;
• Confidently deploy systems in any altitude via cosmic ray immunity that boasts up to 100x improvement in failure-in-time (FIT) rate;
• Survive overload / overstress events with select Wolfspeed die qualified at 185°C continuous operation and 200°C limited life operation.

2. Designed to comprehensively improve system efficiency:

• Mitigate conduction losses in soft and hard-switching applications with up to 21% reduction in R_SP at operating temperatures;
• Improve performance of hard switching applications with up to 15% lower switching losses;
• Perform at real operating conditions with excellent 175°C RDS_ON.

3. Designed to enable reduced system cost and development time:

• Achieve up to 30% higher power output within the same footprint via excellent R_SP;
• Minimize EMI during reverse recovery scenarios with 3.5x improved body diode softness factor without trade-off to Q_RR;
• Achieve safe and clean switching at high dv/dt via Wolfspeed’s up-to 600 capacitance ratio.

In a market where some players narrowly focus on specific figures of merit (FOM), such as conduction losses, room temperature RDS_ON or RDS_ON × Qg, Wolfspeed takes a broader and more integrated approach. By simultaneously optimizing conduction losses, switching behaviour, ruggedness, and reliability, Wolfspeed’s design philosophy ensures comprehensive performance.

Gen 4 products are available as bare die, discrete elements and power modules in 750V, 1200V and 2300V versions.
